概要

MASTERGAN4Lは、ハーフブリッジ構成で1個のゲート･ドライバと2個のエンハンスメント型GaNパワー･トランジスタを集積した高度なパワー･システム･イン･パッケージです。

内蔵のGaNパワー･トランジスタは、RDS(ON)が225mΩ、ドレインソース阻止電圧が650Vです。内蔵ゲート･ドライバのハイサイドには、内蔵ブートストラップ･ダイオードから容易に電力を供給できます。

MASTERGAN4LのVCCにはUVLO保護が搭載されており、効率の低い状態や危険な状態ではパワー･スイッチは動作しません。また、インターロック機能が貫通電流を防止します。

入力端子の広範な入力電圧範囲により、アナログ･コントローラ、マイクロコントローラ、およびDSPユニットに容易に接続可能です。

MASTERGAN4Lは、-40℃～+125℃の産業用温度範囲で動作します。

コンパクトな9mm x 9mmのQFNパッケージで提供されます。
